Too bad consumer ZEN isn't LGA like these server chips. That socket looks badass.

They designed the server chip in modules of 8 cores, so they can have 8 , 16 and 32 core processors, with hyperthreading doubling the number of threads.

 

They're also designed in such a way that they plan to put up to 2 such modules on an interposer along with a VEGA light graphics card and some HBM memory and sell this as a workstation / server chip.  Think 16 cores + vega + 16 GB HBM2 on an interposer. 

 

If they get it right, with HSA and HUMA, they could use the 16 GB of HBM2 memory as a level 4 cache memory.

 

... and a bunch of people said 512 MB level 3 cache... it's more like 512 megabit (64MB)  , 8 MB or 16 MB per module, or something like that.

 

The desktop Zen processors are a single 8 core module, with some failed chips repurposed as 4 core chips after disabling non-functioning cores. There are plans to have Zen APUs with Vega and HBM2 memory on interposer (could be pre-run before doing the server cpus which would require larger, more expensive interposers)

 

As far as I know, they still have difficulties with HBM2 memory, especially when it comes to temperature. With stacks of up to 8 dies on top of a controller die, the bottom dies would be much hotter than the top dies so you have different thermal expansion between dies, and the height of the memory chips compared to cpu die height can also cause slight issues (they may have to add filler material/thermal paste/whatever between cpu die and the metal lid on top of the cpu)

It doesn't really spread heat that much though. It's mostly a shield to protect the core, so you don't crack it. But yeah, it's usually called a heatspreader.

That die looks way too big. Intel threw 24 cores on socket 2011, which is way smaller than this thing. this is KNL size and let's nother even imagine comparing core counts there.

As of right now, AMD's 32c/64t server chip is going to be an MCM design, which takes more room than monolithic dies such as the LGA2011 CPUs
