it's still a higher SA to Volume ratio, so cooling should be easier.

Isn't there more exposed surface tho for the single chips? just looks like the heat would be concentrated thats' all.

Who thinks the GPU will be HMB's bottleneck.   Me.....  Oh and the drivers. I don't know why they release anything but the card already....enough. I don't care about slides. Show me real world benchmarks.

I'm really exited to see the 4K benchmarks this should destroy Maxwell in 4K.
Hopefully this will give AMD some air to breath until Pascal comes with 16nm/stacked Dram.

This is still 2.5D, or flat chips for now, and IBM created an in-chip cooling solution for stacked chips a long time ago which made use of metallic phase change and current flows.

AMD just wants to flex their muscles as an innovator. Most don't know the original TITAN was intended to use HBM but there's pieces of the puzzle missing that AMD went forth and solved. AMD's been working on HBM since 2011 and we've seen prototypes of it as well. There's nothing wrong with them throwing it out there the benefits of the technology and claiming their territory.
