Nvidia GP104 Pascal GPU Spotted on Zauba – Roughly ~350mm^2 Die Size, Will Match or Exceed the GM200 in Performance

 

The first thing you will note is that the HS Code, the shipping area, none of these things are where Nvidia usually ships from. Which means that either this is the latest in their attempts to protect information or this particular chip might not actually be related to Nvidia. The source however, appears to have inside information and is very sure of itself. Still, because of this uncertainty, I would urge you to take this one with just a grain of salt – a first for a Zauba sourced article. The post at Beyond3D was spotted by Videocardz and mentions a 35mm2 package with 2152 pins around – which we assume is the GP104 chip.

Now the package dimensions of the GM204 was around 40 mm2, not only that, but the GM204 had less pins – around 1745. This means that only is the GP104 Pascal chip smaller in size than the GM204, but it will be far denser. The GM204 has a die size of 398 mm2 and according to the ratio that we can derive from the difference in package dimensions – the GP104 should be around 300 to 350 mm2.

The data indicates a chip with a 37.5 x 37.5 mm package and 2152 pins, which is being attributed to the GP104 based on knowledge of “earlier, similar deliveries” (or possible inside information). This has prompted members of the 3dcenter.org (German language) to speculate on the use of GDDR5 or GDDR5X memory based on the likelihood of HBM being implemented on a die of this size. We know that Nvidia is employing TSMC for the fabrication of its GPUs and we also know what their estimates are for performance increase with the jump to 16nm FinFET. 16FF+ will be approximately twice at dense and will be able to achieve higher speeds than before. Nvidia itself has stated a performance jump of 2x.

This ofcourse means that Nvidia’s next generation pascal graphic card featuring that the GP104 die should be able to run circles around the GM204 based GTX 980 and even outperform the the GM200 based 980 Ti. Ofcourse, we aren’t even accounting for architectural gains here – which are usually significant as well – and will only increase the margin between the two generations. Nvidia has already stated that HBM2 memory will be used in Pascal graphic cards and with the recent advent of GDDR5X, that becomes a possibility for mid-tier offerings as well.

 

"3DCenter has a theory that GP104 could actually not use HBM, but GDDR5(X) instead. This would rather be a very strange decision, but could NVIDIA possibly make smaller GPU (than GM204) and still accommodate 4 HBM modules? This theory is not taken from the thin air. The GP100 aka the Big Pascal, would supposedly come in 55x55mm BGA package. That’s 10mm more than GM200, which were probably required for additional HBM modules. Of course those numbers are for the whole package (with interposer), not just the GPU."

Let the battle begin. Pascal and Polaris are on their way. May the faster gpu win. 35 mm with 2152 pins + hbm2  vs 40 mm +1745 pins . Doesnt look a whole lot faster on paper but time will tell.

I wonder why these chips has so many pins? Isn't the entire point of HBM to include them on the package, meaning the only pins that actually goes into the pcb are for power delivery and signals to DisplayPort/HDMI?

 

Or are these chips non package, non HBM connected?

 

Addendum: Polaris is the architecture, the new series of AMD cards are still called Arctic Island.

No, Pascal is manufactured by TSMC on their 16nm FinFet + node. AMD's cards are manufactured by Global Foundries on their 14nm FinFet LPP node.

It's probably a full system or comes with a system PSU. I can guarantee that no cards are going to be 650w, single, dual or even triple GPU cards (like that would ever happen).

I honestly would lose my shit if we suddenly need 750W to power a single Nvidia GPU system. I mean, when they said "10x higher than Maxwell" did they mean power draw? :D

That's a relief. If it really were a 650W GPU, then I'd have been willing to believe Nvidia's obviously-exaggerated statement that it's 2x as powerful.

I would welcome a 650w GPU.  "Behold the nVidia Voodoo GTX, 1080 Titanium Edition x3!  With four 8-Pin connectors, 16gb of HBM2, and an HMC 512mb cache.  Three-GPUS, one card, one way that it was meant to be played."  Lol.. if that was a thing.  I'd so buy one.. just for the, "Well, this is an abomination."

Great. It may have a watercooling solution with it. Like the fury x.

But the fury x did that because of no reason, the heat was managed. the r9 nano shows that fiji was efficient.
