Keep in mind when you see a wafer and see how thick it is, they back grind it after probe to make it a lot thinner for both the wafer saw and packaging.  Not to mention if you have through die connections.   The chips can wind up like a couple of thick pieces of paper stacked together, sometimes thicker but not a lot, depending on the package and the stack up so cracking can happen easily.

Lid-less PGA FX-9590. 

Average OC increase from de-lidding Soldered AMD chips is about 100mhz increase in clock speed.

Information gathered on this average from Phenom 1 (Agena core) Athlon 6400+ (Windsor core)all the way to Ryzen 2700X (PR core).
